SPICE modeling
The proposed SystemVerilog MESO models offer significantly faster simulation capabilities compared to the physical model [1], improving simulation speed while preserving essential accuracy. This enhancement enables the design of more complex circuits, including MESO cells, standard cells, and intellectual property (IP) blocks, while incorporating time multiplexing techniques.

The SPICE model of a ferroelectric negative capacitance - electrostatic MEMS hybrid actuator is presented. The model is validated for static pull-in and release characteristics. The simulation results are in agreement with the analytical predictions available in the literature. The model could be used for investigating the static, dynamic and load-line analysis of the hybrid actuator. The SPICE model being circuit compatible could be used along with other standard device models to evaluate various CMOS-MEMS hybrid circuits.

The file is for an improved compact SPICE model validated for the terahertz frequency range in a large dynamic range. The model validation
was done by comparing the simulation results with the analytical THz detection theory and with the measured data for the 130 nm InGaAs/AlGaAs HFETs.
